Parametric Tester Helps Validate Latest Semiconductor Fabrication Processes
Hewlett-Packard (Santa Clara, CA) announces a comprehensive semiconductor parametric test system to handle process verification for next-generation complementary metal oxide semiconductor (CMOS) integrated circuits (ICs) at high throughput. The HP 4072A test system also provides a Flash memory-testing, wafer level reliability (WLR) assessment, and ring-oscillator measurements capability.
The HP 4072A's Flash memory cell-testing features benefit CMOS memory manufacturers using embedded Flash in system-on-a-chip (SOC) devices. The system's 60MHz @ -3dB (reference data) high-frequency matrix provides maximum flexibility for pulse-signal routing. An integrated pulse switch (built into the test head) allows design engineers to toggle between write and erase functions without any controller intervention.
The HP 4072A allows process and product engineers to develop test plans by creating and executing Flash cell measurements via a graphical user interface (GUI), and then automatically generating HP BASIC, HP-UX or C code via HP's test-code generator.
The HP 4072A provides a convenient, parametric means of evaluating ring-oscillator measurements in both laboratory and production environments. When combined with a spectrum analyzer, HP 4072A can measure frequencies of hundreds of megahertz, making it easy to identify problems earlier in the validation cycle and at less cost.
Current HP 4071A users can purchase an upgrade package to convert their HP 4071A into an HP 4072A. Any manipulator- or probe-card interface solution can be used with either product. The HP 4072A will work with all major wafer-probing systems, including those from Electroglas, Tokyo Electron; and Tokyo Seimitsu. In addition, test methodologies generated on an HP 4071A are compatible with the HP 4072A. The HP 4072A meets clean-room standards.
The package includes three pulse generators for Flash cell testing, as well as installation and training. The price of upgrading from the HP 4071A depends upon the installed system's configuration.
